600W 915MHz ISM pallet

Ampleon has announced a 600W 915MHz RF LDMOS module for industrial, scientific and medical applications operating in the ISM band.

Dubbed BPF0910H9X600, it operates across 902MHz to 928MHz and has 50Ω matching on input and output. Power gain is typically 19dB and harmonic suppression 27dBc. 600W is specified at 1dB compression.

It needs a 50V power rail and claimed efficient is typically 68%.


There is an integrated copper heat spreader, and the 92 x 60mm pallet has a built-in temperature sensor.


The company sees it replacing magnetrons. “Compared with a magnetron, BPF0910H9X600 offers better reliability and does not require a high voltage power supply,” said Ampleon.

On the subject of reliability, BPF0910H9X600 can withstand 10 : 1VSWR (50V supply 25°C)  – if switched on with a 300W load, ramped to 600W for a “few seconds” according to the data sheet, then returned to 300W before switch-off – see the data sheet for more details.

Absolute max baseplate temperature is 65°C according to the data sheet, although “Continuous use at maximum temperature will affect the reliability, for details refer to the online MTF calculator”. – mention is also made of “built-in temperature compensation networks” without much further detail.

Use is foreseen in industrial heating applications such as bulk food processing, drying wood or plasma generation for cleaning and material processing.

It is based on the company’s 9th generation 50V LDMOS process, and available direct from Ampleon or via authorised distributors RFMW or Digi-Key
