200V ultra-fast diodes for automotive and industry

Vishay has introduced four ultra-fast 200V rectifier diodes:

RUT-Vishay ultrafast D.b
  • VS-1EAH02xM3 (1A)
  • VS-2EAH02xM3 (2A),
  • VS-3EAH02xM3 (3A)
  • VS-5EAH02xM3 (5A)

“Their low-profile DFN3820A housings provide a space-saving solution with high efficiency, predestined for commercial, industrial and especially automotive applications – they are each available as Vishay Automotive Grade, AEC-Q101 qualified versions,” according to distributor Rutronik, which is stocking the parts.

Taking the 3A VS-3EAH02HM3 as an example, typical reverse recovery time is 15ns and forward drop is 730mV. Reverse leakage is 2μA max at 200V 25°C, increasing to 50μA max at 150°C.


Operation is with the junction from -55 to +175°C, and junction-to-mount thermal resistance is typically 4.5°C/W.


The package is 3.8 x 2mm and typically 0.88mm high, and its wettable flanks allow automatic optical inspection. Rutronik is pitching the devices to replace diodes in SMB and SMC.
